dc.descriptionIn this work, we use the simulator COMSOL Multiphysics to model three types of MOSFETs: bulk channel, DG-MOSFET and SOI-MOSFET. We present an introduction to semiconductor theory. Next we nd the characteristic curves from the MOSFET model provided by COMSOL Multyphysics and we compare the results with the MOSFET theory.Finally we develop 3 novel models DGMOSFET, PD-SOI-MOSFET y FS-SOI-MOSFET. We nd the characteristics of the SOI-MOSFET and we obtain that the dependence of the threshold voltage on the back gate voltage is linear, as reported in the literature.es_ES
dc.description.abstractEn este trabajo usamos el simulador COMSOL Multiphysics para simular tres tipos de MOSFET: de canal regular, DG-MOSFET y SOI-MOSFET. Hacemos una introducci on a la teor a de semiconductores. Posteriormente caracterizamos el modelo de MOSFET proporcionado por COMSOL Multiphysics y comparamos los resultados con la teor a del dispositivo. Finalmente desarollamos dos tres modelos originales: DG-MOSFET, PD-SOI-MOSFET y FS-SOI-MOSFET. Caracterizamos los modelos de SOI-MOSFET y comprobamos que el voltaje de umbral depende de la compuerta posterior de manera lineal. Este resultado es similar a resultados experimentales.es_ES
